parameter extraction for IGBT

Hi,
I am doing a project on extraction of parameters for power semiconductors components. My aim is to find all the
parameters from an existing model of Diode and IGBT.
I would like to know if i could use the Matlab or Pspice to
do so. And if where can i start.

Did you check the manufacturers website? They very often supply spice model for free!

I'm doing research on IGBT modelling and I have the problem of extraction of parameters. I'm very interested on results of your project.

About your question, some parameters can be extracted from datasheets. The problem is that datasheets give mean values. You can use matlab to develope a routine that perfoms some optimization of the parameters extracted from measurements.

Don't forget that your results are only as good as the model you start with.

Additionally, you'll need to be very selective about which parameters you are extracting relative to the operational conditions.

What you'll wind up with is essentially a least-squares fit of measured data against a model and you'll more likely than not, wind up with non-intuitive values for many of the more obvious parameters as your fitting algorithm will degrade the fit for those parameters to make up for problems with the parasitic parameters.

As a general rule, your AC parameters need to be extracted using an AC test. DC tests will tend to extract DC parameters that don't necessarily agree with the AC model
