Looking for a mosfet with:
1600-2000V Vces rating;
30A Ic rating; and
low Rds(on.

I've looked at Digi-Key and Mouser and found IXYS's 40N160, but would like an alternate.

Thanks in advance.

At that voltage level IGBT's become more practical because they will have lower 'on' state losses than a MOSFET of equivalent rating. Thus IGBT's are dominant in this application area. The drive requirements are very similar, although the IGBT is usually a little slower than a MOSFET. What speed are you switching at?

I would like to switch between 1us and 50 us.

I mean, I would like to use the device to create pulses of 1us, 10us,... up to 50us. I will look at IGBT's.

Thank you.

Any chance of using a pulse transformer and a fast MOSFET with a lower voltage, higher current rating?

at 30A and at such high voltage you more than likely will not find something suitable. Even if you do find one, you have to pay close attention to the de-rating values. The faster you switch, you losses will increase and also you will become more limited as to what current the mosfet can handle at faster frequencies.

You should look at IGBTs for sure. Check There you will find a few modules that will suite you needs.

What is the application?

Thanks, to all that have replied.

The application is a switch for applying pulse widths of various widths and voltage magnitudes to a terminator to determine the amount of shift the terminator experiences.
